AbstractThe InP positron mobility has been measured within the depletion region of the Au/InP(Fe) contact by observing the Doppler shift of the annihilation radiation under the application of 1 Hz and 0.5 Hz AC bias. The measurement has been performed at temperatures varying from 100K to 240K. The results show a dip from a relatively high mobility value of ∼17cm 2V -1s -1 to ∼5cm 2V -1s -1 at a temperature of about 160K. This effect can be explained by the depression of the electric field, which results from the formation of a negative space charge region induced by the ionization of deep level acceptor (Fe 3++e -↔Fe 2+).
