AbstractTunneling phenomena of electrons in a biased GaAs/Ga0.35Al0.65As/GaAs asymmetric coupled quantum well (ADQW) structure were investigated by using steady state photoluminescence. The effect of resonant tunneling and LO-phonon-assisted tunneling for electrons from narrow well to wide well were obviously observed. It was also demonstrated that AlAs-like LO phonons from GaAlAs tunnel barriers play a dominant role in LO-phonon-assisted process.
