AbstractA general model for the base current of a polysilicon BJT (bipolar junction transistor) is presented. An analytical expression for the base current is derived, demonstrating the individual contribution of interfacial segregation and transport through the low-mobility polysilicon layer. This model represents an improvement over previous models by predicting the variation with polysilicon thickness as well as the nonlinear temperature dependence of base current.
